Gerasimov In this work we research a photoresponse of the n-type GaAs/AlGaAs core-shell quantum wire array, grown by the vapor-liquid-crystal mechanism on p-type silicon substrate. Photovoltaic and photoconductivity spectra and temporal characteristics of the photocurrent were obtained. All studies were conducted at room temperature and at 77 K. Current-voltage characteristics are similar to a conventional diode CVC. Reverse and forward direction are different in the amount of current. In the reverse direction the CVC doesn't feel satiety. The study of photovoltaic spectra shows that the photovoltaic effect can be observed in a wide spectral range. The photosensitivity spectrum can be divided into three areas according to the band diagram. Spectral ranges of photoconductivity and photovoltaic spectra are virtually identical.
